英文要約Title: Research and Development on Innovative Solar Cells Exploring, Multi-junction thin-film solar cells with highly ordered structures (nanocrystalline silicon) (FY2008-2014) FY2012 Annual Report

We have developed on organic/inorganic hybrid solar cells using Si nanoparticles, where size-controlled Si nanoparticle films were deposited using double multi-hollow discharge plasma chemical vapour deposition process in a SiH4 and H2 gas mixture. The hybrid device has a p-i-n structure which consists of crystalline Si (c-Si) substrate, Si quantum dot (QD) layer and PEDOT:PSS. We have examined absorption coefficient and photoconductivity of Si QD layers and have confirmed electricity generation from Si QD layers. We have measured current-voltage characteristic and incident photon-to-current conversion efficiency (IPCE) of c-Si/Si QDs/PEDOT hybrid solar cells. This hybrid device shows efficiency of 2.84 %, short-circuit current of 6.84 mA/cm2, open-circuit voltage of 0.73 V, and fill factor of 0.58. High IPCE value of 95.4 % is obtained at short wavelength of 470 nm.
