(1) Development of ultra-low-cost and high-efficiency Ag-free hetero-junction solar cell. We have investigated practical and elemental technologies to realize both performance improvement and cost reduction of Ag-free hetero-junction solar cell, and we have developed low-cost technologies which reduces electrical and optical losses of Ag-free hetero-junction solar cell. It is achieved that a conversion efficiency of 24.2% in a practical sized cell with an area of 171cm2. In this work, we have also developed a fast and nondestructive method based on a photoluminescence and electroluminescence measurement to evaluate local electrical properties of Si wafer, hetero-junction, transparent electrode, and grid electrode. Introducing the developed method, we have accelerated the activities to improve the cell performance. Based on the developed technology, large wafer processing technology targeting 6-inch wafer was also developed and we have demonstrated a world highest conversion power per Si wafer of 5.64W (conversion efficiency of 23.6%) by 6-inch semi-square cell. (2) Development of new generation Ag-free hetero-junction solar cell module. We have fabricated practical sized prototypes of module using plating method and obtained designed module output power. For reliability evaluation, minimodules with 6 inch Ag-free heterojunction solar cells have been tested in a climate chamber under conditions of 85 deg.C and 85 %RH and 600 cycles of thermal cycling between -40 and 85 deg.C, respectively, In this evaluation, reliability data of Ag-free hetero-junction solar cell module was obtained.
