英文要約Title: Development of High Efficiency CZTS Solar Cells and Submodules (FY2012-FY2014) FY2013 Annual Report

We, Showa Shell Sekiyu K.K., have been focusing on following items to achieve our intermediate target for FY2013, a conversion efficiency of 11% on a 10 × 10 cm2 sized Cu2ZnSnS4 (CZTS) submodule. In order to improve conversion efficiency for large area submodule, the CZTS absorber quality and the interface between the absorber and buffer layer were optimized. At first, we confirmed that the product of Voc and Jsc was enhanced by the selenium addition to the absorber. Then, we focused on the selenium composition, and concluded that the optimum ratio of S/(Se+S) was from 0.20 to 0.25. However, another problem of FF degradation was noticed by the selenium addition. The UPS measurement on the interface between the absorber and buffer layer revealed that there was a large conduction band offset about 0.6eV, which was considered to be the reason for the FF degradation. The XPS measurement also indicated that the large conduction band offset came from the diffusion of Zn atoms from the absorber to the buffer layer. By preventing the Zn atoms from diffusion, the conduction band offset was decreased to about 0.3eV, and the FF was drastically improved. Finally, the combination of absorber and interface improvement enabled us to achieve the efficiency of 10.8% on the CZTS submodule. For further improvement of efficiency, depth profile of elements in absorber and quality of buffer layer will be improved.
