The project mainly focuses on the development of crystallization process of silicon single crystal for PVs using a directional solidification and Czochralski methods. Several papers on crystallization of silicon single and/or multi crystals have been reported from GWJ Ltd. and other groups so far. They reported that carbon concentration in silicon crystals affects life time of minority carrier life time which is a key parameter of conversion efficiency of solar cells. We have developed a new experimental condition which can keep high life time of the carrier. Furthermore, we measured the dislocation which affects life time of the carrier in a three-dimensional way. We succeeded in to observe dislocation in real space and also developed a new crystal growth method to increase lifetime even with a high carbon concentration in a crystals.
